Company introduction
Located in Shibei High Tech Industrial Development Zone, Nantong City, Jiangsu Province, Nanjing University of Posts and Telecommunications Nantong Research Institute (hereinafter referred to as the Institute) was jointly built in August 2016 by Nanjing University of Posts and Telecommunications and the People's Government of Chongchuan District, Nantong City. It focuses on the electronic information (integrated circuit) characteristic industry supported by Nantong City, carries out talent introduction, technology research and development, scientific and technological services and industrial services, and promotes the high-quality development of local economy and society.
The Institute has 13 national, provincial and ministerial platforms, including the "National and Local Joint Engineering Laboratory for Radio Frequency Integration and Micro assembly Technology" Nantong Branch Laboratory, the Science and Technology Leading Talent Innovation Driving Center of the Ministry of Science and Technology, the industrial talent base in key fields (integrated circuit sealing test) of the Ministry of Industry and Information Technology, the "Chuangxin SPACE" national level maker space, Jiangsu Province Advanced Integrated Circuit Sealing Test Engineering Research Center, and Jiangsu Province Post doctoral Innovation Practice Base. For two consecutive years, it has been awarded as one of the top 100 institutions in science and technology service industry in Jiangsu Province, the first prize of excellent service in science and technology innovation in Jiangsu Province (the only one in the province) and other provincial and municipal honors.
The Institute has built a high standard integrated circuit public service platform to provide small and medium-sized enterprises with technical services and resources of the integrated circuit industry chain, mainly including chip design, streaming, packaging testing and development. Aiming at the needs of small, medium-sized and micro design enterprises, universities and scientific research institutes in China, it takes the lead in implementing the multiple program package (MPP) innovative service mode in China. By gathering the upstream and downstream resources of the integrated circuit packaging and testing industry chain, it builds an innovation system that combines industry, education and research, and provides packaging scheme design, frame substrate design, packaging process development simulation and testing one-stop sealing and testing service for processing in the sealing and testing factory. At the same time, one-stop public services from research and development of common key industrial technologies, talent training, achievement transformation to business incubation have been carried out, serving more than 200 enterprises.
R&D team
The Nantong Research Institute of Nanjing University of Posts and Telecommunications attaches great importance to the construction of high-level and high-standard talent team, and has built a top R&D team led by national experts and those titled National Million Leading Talents. At present, the Institute has more than 50 full-time and part-time R&D personnel. The team members were selected into the Mass Entrepreneurship and Innovation Talents Training Project of Jiangsu Province, the 333 High-level Talents Training Project of Jiangsu Province, the Six Talent Peaks of Jiangsu Province, the Mass Entrepreneurship and Innovation Tutors of Jiangsu Province, the Youth Scientific and Technological Talents Promotion Project of Jiangsu Science and Technology Association, and the Outstanding Postdoctoral Program of Jiangsu Province.
The team carried out characteristic research on the new generation of RF and power devices, circuit automation design technology, key devices and chips in the post Moore era in aspects such as RF integrated circuits and advanced packaging and testing, wide band gap semiconductor and power integration, intelligent optimization design and special testing. At the same time, research on the design, modeling, integration and packaging of ultra wide band gap Ga2O3 power devices and optoelectronic devices has been carried out. Ga2O3/ZnO all oxide photodetectors, Ga2O3 schottky photodetectors, Ga2O3 field-effect transistors, etc. have been developed.
The team members have undertaken more than 20 national, provincial and ministerial projects such as the National Key R&D Plan, the National Natural Science Foundation of China, the Jiangsu Provincial Key R&D Plan, published more than 260 papers in important journals and academic conferences at home and abroad, applied for more than 120 patents, been authorized more than 50, and transformed more than 10 patent achievements. It has won the second prize of National Teaching Achievement, the Special Prize of Jiangsu Teaching Achievement, the first prize of Jiangsu Teaching Achievement, the third prize of Scientific and Technological Progress of China Electronics Society, and the second prize of Scientific and Technological Progress of Nanjing.

In order to solve the problems of Ga2O3 heterojunction self powered UV detector, such as difficulty in device preparation and low solar blind selectivity due to mismatch between material lattice and band gap, the team proposed to build Ga2O3 phase junction structure based on the characteristics of Ga2O3's multiple crystal forms and phase transitions, and solve the problems in conventional heterostructures by using smaller lattice mismatch and better band gap matching. The matching band structure at the phase junction interface will promote rapid carrier separation, In order to achieve high-performance self powered UV detection, the team built solid state detectors and electrochemical detectors respectively, and explored their application possibilities in self powered solar blind detectors.
