However, recent research reports have revealed that epitaxial growth with surface orientations other than the (001) plane is possible, achieving epitaxial film purity, flatness, and crystallinity superior to that of the (001) plane. Furthermore, optimizing the surface orientation is expected to improve device characteristics, such as the power figure of merit (PFOM).
