The academic forum “Electronic Science and Technology” of the Department of Electronic Engineering of Tsinghua University, held to celebrate the university's 113th anniversary, was held in the Jingjin Electronics Center from April 28th to 29th. The first speaker of the second half is Professor Luo Xiaorong, vice president of Chengdu University of Information Technology. The report’s topic is Research on new high-voltage and low-power ultra-wide bandgap Gallium Oxide power devices. Gallium Oxide power devices have great potential for high-power, low-loss, and high-frequency applications. However, the withstand voltage is much lower than the theoretical value, and the reliability problems in Multiphysics are prominent. Professor Luo's team studied a new type of high-voltage, low-power Gallium Oxide power device, developed a fast recovery SBD with a composite terminal, developed a high-voltage and high-power Gallium Oxide diode and conducted stress tests to verify its thermal stability, and proposed an RC-FinFET with reverse turn-on function, which combines low reverse turn-on voltage, high threshold voltage and high withstand voltage. To enhance its application potential in high-power and low-loss power conversion systems.
