      Researchers from the Research Institute of Fudan University in Ningbo have published a dissertation titled "Influence of different crystals on the properties of gallium oxide materials and solar blind UV photoelectric detection" in Optical Materials.

Abstract

      Ga2O3-based solar-blind ultraviolet photodetector has a wide range of applications in solar ultraviolet detection, astronomy, space safety communication, and other fields. However, the fundamental scientific issues, including the effect of Ga2O3 material properties and crystallization characteristics on the photoelectric detection performance and the underlying mechanisms, require systematic and in-depth analysis. In this paper, α, γ, and β-Ga2O3 films were grown on a sapphire substrate by plasma-enhanced chemical vapor deposition (PECVD), and Ga2O3 solar-blind ultraviolet (UV) photodetectors were prepared using these films and tested. The oxygen vacancy concentrations of α, γ, and β-Ga2O3 are 15.97 %, 10.47 %, and 8.26 %, respectively. The photoelectric test results show that the response time of the detectors is 25.4 s, 18.4 s, and 7.2 s under the external bias of 10 V. The rapid response of the β-Ga2O3 solar blind detector to light shows that reducing the concentration of oxygen vacancy defects can reduce the reaction time of the detector and enhance its repeatability. This work elucidates the relationship between the crystal phase structure and photoelectric detection performance and provides valuable insights and guidance for the future use of Ga2O3 materials in photoelectric detection, power devices, transparent electronics, and other fields.
