      Researchers from the Xi’an University of Posts and Telecommunications have published a dissertation titled " First-Principles Investigation on Electronic and Optical Propertie of Orthorhombic κ-Ga2O3" in 2025 4th International Symposium on Semiconductor and Electronic Technology (ISSET).

Abstract

      This study provides a systematic first-principles analysis of the electronic and optical characteristics of the κ-phase gallium oxide (κ−Ga2O3) for integrated circuit and optoelectronic applications. Structural optimization was performed, followed by band structure and density of states calculations applying the generalized gradient approximation (GGA), revealing a quasi-direct bandgap of 2.38 eV. The dielectric function, absorption coefficient, energy loss function, refractive index, and reflectivity were comprehensively analyzed through density functional theory (DFT). These theoretical results demonstrate the potential of κ-Ga2O3 for power electronics and photonic devices, providing fundamental insights for future device development.
