Researchers from Shaoyang University and Hunan Institute of Technology have published a dissertation titled " ZnO/β-Ga₂O₃ vision imaging device with wide spectral and short response time " in Journal of Luminescence.
Abstract
This paper report on ZnO/β-Ga₂O₃ heterojunction thin films and their optoelectronic devices fabricated by magnetron sputtering at an elevated temperature of 573 K. The devices exhibit a broadband photoresponse covering 230–400 nm, with a response time below 20 ms. A 10 × 10 device array is further integrated, demonstrating clear imaging capability for patterned slit light sources (“H” and “X” shapes). Moreover, the devices show distinctive synaptic-like response characteristics, suggesting potential for neuromorphic vision applications. This work offers a feasible route toward high-temperature-processed oxide heterojunctions for dual-functional photodetection and imaging systems.
